Schottky-Barrieredioden sind Halbleiterbauelemente, die durch Verbinden einer Metallschicht mit einem mäßig dotierten n-Typ-Halbleitermaterial gebildet werden.
Wenn ein Metall mit einem Halbleiter in Kontakt kommt, werden durch den Ladungstransfer die Fermi-Niveaus ausgerichtet.
Wenn das anfängliche Fermi-Niveau des Halbleiters höher ist als das Fermi-Niveau des Metalls vor dem Kontakt, erhöht es sein Potenzial und bildet eine Schottky-Barriere-assoziierte Verarmungsregion.
Bei n-Typ-Halbleitern enthält dieser Bereich positive Ladungen von unkompensierten Donorionen, die sich an den negativen Ladungen des Metalls ausrichten.
Bei p-Typ-Halbleitern wird der Prozess umgekehrt, was zu einem Verarmungsbereich mit negativen Ladungen führt, die den positiven Ladungen des Metalls entsprechen.
Der Metall-Halbleiter-Übergang verhält sich wie eine Diode und ermöglicht einen unidirektionalen Stromfluss von der Metallanode zur Halbleiterkathode, während er in die andere Richtung als offener Stromkreis fungiert.
Schottky-Dioden leiten Strom hauptsächlich durch Mehrheitsträger und haben keine Minderheitsträger-Ladungsspeichereffekte, was sie für Schaltanwendungen schneller macht.
Ihr leitender Durchlassspannungsabfall ist geringer als bei pn-Übergangsdioden, wodurch die Verlustleistung reduziert wird.
Schottky-Dioden werden aufgrund ihrer niedrigen Durchlassspannung und ihres schnellen Ansprechverhaltens zur Spannungsklemmung und zum Transientenschutz eingesetzt.

Bei n-Typ-Halbleitern ist diese Verarmungszone mit positiven Ladungen von Donor-Ionen gefüllt, die nicht kompensiert sind, während bei p-Typ-Halbleitern die Verarmungszone negative Ladungen enthält, wodurch die Richtungsabhängigkeit des Stromflusses der Diode sichergestellt wird.

Die Schottky-Barrierediode unterscheidet sich von herkömmlichen pn-Übergangsdioden durch ihre Betriebsgeschwindigkeit und Effizienz. Da sie hauptsächlich mit Majoritätsträgern arbeitet und keine Minoritätsträger-Ladungsspeichereffekte aufweist, ist sie deutlich schneller und eignet sich daher ideal für Schaltanwendungen. Darüber hinaus ist der Durchlassspannungsabfall über einer Schottky-Diode geringer als bei pn-Übergangsdioden, was zu einer geringeren Leistungsabgabe während des Betriebs führt.

Aufgrund dieser Eigenschaften werden Schottky-Dioden häufig in Anwendungen eingesetzt, die schnelles Schalten und geringen Leistungsverlust erfordern, wie z. B. Spannungsklemm- und Transientenschutzschaltungen. Ihre schnelle Reaktion und niedrige Durchlassspannung machen sie zu einem unverzichtbaren Bestandteil des modernen elektronischen Schaltungsdesigns, insbesondere dort, wo Effizienz und Geschwindigkeit kritische Parameter sind.

Schottky Barrier Diode

Schottky barrier diodes use a metal-semiconductor junction to control current flow. They are built by combining a metal layer with a moderately doped n-type semiconductor. This contact creates the Schottky barrier, which gives the diode its one-way current behavior.

When the metal touches the semiconductor, charge transfer occurs. The Fermi levels of the two materials align, and a depletion region forms near the contact area. In an n-type semiconductor, this region contains uncompensated positive donor ions. In a p-type semiconductor, the depletion region contains negative charges, which also helps define the direction of current flow.

Schottky diodes differ from conventional pn-junction diodes in speed and efficiency. They mainly use majority carriers, so they do not store minority-carrier charge. That makes them much faster for switching applications. They also have a lower forward voltage drop than pn-junction diodes, which reduces power loss during operation.

These properties make Schottky barrier diodes useful in circuits that need fast response and low power dissipation. Common uses include voltage clamping and transient protection. Their quick switching and low forward voltage make them important parts of modern electronic circuit design.
