MOS-Kondensatoren bestehen aus drei Schichten: Die untere Schicht ist ein Halbleitersubstrat, die mittlere ist eine isolierende Schicht und die obere Metallschicht ist die Gate-Elektrode, die die Spannung des Kondensators steuert.
Bei einer Gate-Spannung von Null fließt kein Strom und der Kondensator ist ungeladen.
Durch Anlegen einer negativen Spannung am Gate werden Löcher an der Oberfläche des Halbleiters angezogen, wodurch ein Akkumulationsbereich entsteht. Das Gerät verhält sich wie ein herkömmlicher Kondensator.
Durch Anlegen einer positiven Spannung werden Löcher zurück in das Substrat abgestoßen, wodurch ein Raumladungsbereich entsteht, der als Verarmungsbereich bezeichnet wird und als weitere Kapazität in Reihe wirkt.
Bei einer ausreichend hohen Spannung steigt die Konzentration der Elektronen auf der Oberfläche, wodurch eine Inversionsschicht gebildet und die Kapazität weiter verringert wird. Dies hat einen starken Anstieg des Stroms zur Folge.
Durch das Entfernen der Spannung wird die angesammelte Ladung abgeführt, wodurch der Kanal verschwindet und das Gerät ausgeschaltet wird.
MOS-Kondensatoren werden in Speichergeräten wie DRAM verwendet, bei denen beim Schreiben von Daten eine Gate-Spannung angelegt wird, um eine Inversionsschicht zu erzeugen, die die Ladung vorübergehend speichert. Das Vorhandensein oder Fehlen dieser Ladung stellt Binärdaten dar, die aufgrund ihrer transienten Natur regelmäßig aktualisiert werden müssen.

Das Metallgate besteht normalerweise aus hochleitfähigen Materialien wie Aluminium oder Polysilizium. Unter dem Metallgate liegt eine dünne Schicht aus isolierendem Oxid, normalerweise Siliziumdioxid (SiO_2), das das Dielektrikum darstellt. Das Halbleitersubstrat besteht normalerweise aus Silizium, das entweder p-Typ oder n-Typ sein kann.

Wenn eine Spannung an das Metallgate angelegt wird, beeinflusst dies die Verteilung der elektrischen Ladungsträger im Halbleiter. Die Energiebänder des Halbleiters sind bei angelegter Nullspannung flach, was darauf hinweist, dass keine überschüssige Ladung innerhalb des Oxids oder an der Halbleiteroberfläche vorhanden ist. Wenn die Gate-Spannung positiv erhöht wird, zieht sie Elektronen zur Schnittstelle zwischen dem Oxid und dem Halbleiter. Dies führt zu einer Ansammlung von Elektronen in n-Typ-Silizium und einer Verarmung von Löchern in p-Typ-Silizium, wodurch die Verarmungsschicht gebildet wird.

Eine weitere Erhöhung der Spannung führt zu einer starken Inversion, bei der die Halbleiteroberfläche unter dem Oxid ihren Typ ändert; beispielsweise wird ein p-Typ zu einem n-Typ, da Elektronen die Mehrheitsträger werden. Diese Inversionsschicht ist für den Betrieb von MOSFETs von entscheidender Bedeutung. Die Kapazität der MOS-Struktur variiert mit der an das Gate angelegten Spannung.

Die Inversionsschicht ist entscheidend für die Funktion von MOS-Kondensatoren in DRAMs. Beim Schreiben von Daten wird eine Spannung angelegt, die diese Schicht erzeugt und die Ladung im Halbleiter speichert. Diese gespeicherte Ladung stellt binäre Daten dar und ermöglicht das Speichern und Abrufen von Informationen. Durch Entfernen der Spannung wird die Ladung abgeführt, wodurch der Kanal deaktiviert und die gespeicherten Daten erhalten bleiben. Dieser Ladezyklus ist für die Funktionalität und Zuverlässigkeit von DRAM in Computeranwendungen von zentraler Bedeutung.

A MOS capacitor uses voltage to control charge in a semiconductor. It is a key structure in semiconductor device technology and in the fabrication of integrated circuits and MOSFETs, or metal-oxide-semiconductor field-effect transistors.

The structure has three layers. A metal gate sits on top and is usually made from a highly conductive material such as aluminum or polysilicon. Below it is a thin insulating oxide layer, usually silicon dioxide (SiO2), and below that is a semiconductor substrate, often silicon that can be p-type or n-type.

At zero applied voltage, the semiconductor energy bands are flat. This means there is no excess charge in the oxide or at the semiconductor surface. When a positive voltage is applied to the gate, it changes how charge carriers are distributed in the semiconductor.

A positive gate voltage attracts electrons toward the oxide-semiconductor interface. In n-type silicon, this creates electron accumulation. In p-type silicon, it causes holes to leave the surface region, which forms a depletion layer.

If the voltage increases further, strong inversion occurs. In this state, the semiconductor surface beneath the oxide changes type. For example, a p-type surface can behave like n-type material because electrons become the majority carriers. This inversion layer is important for MOSFET operation.

The capacitance of a MOS structure changes with the gate voltage. In DRAM, this inversion layer is used to write data by applying a voltage and storing charge in the semiconductor. The stored charge represents binary data. When the voltage is removed, the charge dissipates, the channel turns off, and the stored data is preserved.
