MOSFETs im Verarmungsmodus sind bereits ohne Gate-Vorspannung eingeschaltet, benötigen aber eine Gate-Source-Spannung zum Ausschalten.
Sie funktionieren wie JFETs, bei denen der Drain-Source-Kanal aufgrund der Kanaldotierung von Natur aus leitfähig ist. Dadurch entsteht ein Pfad mit niedrigem Widerstand zwischen Drain und Quelle, so dass der Strom ohne Gate-Vorspannung fließen kann.
Bei n-Kanal-Verarmungs-MOSFETs zeigen die Drain-Eigenschaften, dass eine zunehmende positive Gate-Spannung den Kanal verbreitert und dadurch den Drain-Strom erhöht.
Wenn die Gate-Spannung negativer wird, nimmt der Drainstrom ab. Dieses Verhalten ist bei p-Kanal-Depletions-MOSFETs umgekehrt.
Die Gate-Schwellenspannung ist die Gate-zu-Source-Spannung, bei der sich der Kanal vollständig schließt und der Stromfluss stoppt.
Der Sättigungsstrom ist der maximale Strom, der bei einer Gate-Source-Spannung von Null durch das Gerät fließen kann.
Depletions-MOSFETs fungieren als Normalschalter, wodurch sie in digitalen Logikschaltungen als Lastwiderstände nützlich sind.
Sie werden unter anderem häufig in Hilfsstromversorgungsschaltungen für das Anfahren, Spannungssweeping-Schaltungen, Stromüberwachungsschaltungen und Halbleiterrelais eingesetzt.

Verarmungsmodus-MOSFETs stellen eine einzigartige Untergruppe der MOSFET-Technologie dar und funktionieren grundsätzlich anders als ihre Gegenstücke im Anreicherungsmodus. Im Gegensatz zu Anreicherungs-MOSFETs, die zum Einschalten eine positive Gate-Source-Spannung (V_gs) benötigen, sind Verarmungsmodus-MOSFETs von Natur aus leitfähig und „normalerweise eingeschaltet“.

Das Hauptmerkmal von Verarmungsmodus-MOSFETs ist ihre Fähigkeit, Strom zwischen den Drain- und Source-Anschlüssen ohne Gate-Vorspannung zu leiten. Diese inhärente Leitfähigkeit entsteht durch die Dotierung des Kanals, die einen Pfad mit geringem Widerstand für den Stromfluss schafft. Das Gerät funktioniert ähnlich wie Junction-Feldeffekttransistoren (JFETs), bei denen die Leitfähigkeit des Kanals durch seine Materialeigenschaften vorgegeben ist.

Bei n-Kanal-Verarmungsmodus-MOSFETs erhöht das Anlegen einer positiven V_gs die Kanalbreite und damit den Drain-Strom (I_d). Umgekehrt verengt das Anlegen einer negativen V_gs den Kanal und verringert die I_D. Dieses Verhalten ist bei p-Kanal-Verarmungs-MOSFETs umgekehrt, bei denen eine positive V_gs die I_D verringert und eine negative V_gs sie erhöht.

Ein kritischer Parameter für diese MOSFETs ist die Gate-Schwellenspannung (V_TH), die spezifische V_gs, bei der der Kanal vollständig geschlossen wird und der Stromfluss gestoppt wird. Ein weiteres wichtiges Merkmal ist der Sättigungsstrom, der maximale Strom, der bei null V_gs durch den MOSFET fließt.

Aufgrund ihres standardmäßigen „Ein“-Zustands sind Verarmungs-MOSFETs besonders nützlich in Anwendungen wie Leistungsverstärkern für Funksender. Hier ermöglichen sie eine kontinuierliche Signalübertragung und halten die Signalpräsenz aufrecht, bis eine Steuerspannung das Gerät explizit ausschaltet. Diese Fähigkeit, kontinuierlich aktiv zu bleiben, macht Verarmungs-MOSFETs zu einem integralen Bestandteil von Anwendungen, die einen zuverlässigen, unterbrechungsfreien Betrieb erfordern.

Depletion-mode MOSFETs are normally on transistors with a built-in channel that conducts current without gate bias. They work differently from enhancement-mode MOSFETs, which need a positive gate-source voltage, or V gs, to turn on. In a depletion device, the channel is already open because the channel doping creates a low-resistance path between the drain and source.

These devices behave much like junction field-effect transistors, or JFETs. The channel conductivity is set by the material itself. For an n-channel depletion MOSFET, a positive V gs makes the channel wider and increases drain current, or i d. A negative V gs narrows the channel and reduces i d.

A p-channel depletion MOSFET responds in the opposite way. A positive V gs lowers i d, while a negative V gs raises it. The gate threshold voltage, or V TH, is the V gs value that closes the channel completely and stops current flow. Another important value is the saturation current, which is the maximum current at zero V gs.

Because they stay on by default, depletion-mode MOSFETs are useful in circuits that need continuous operation. One example is a power amplifier in a radio transmitter, where the signal keeps flowing until a control voltage turns the device off. This makes depletion-mode MOSFETs a strong choice for reliable, uninterrupted signal control.
