Les MOSFET en mode d’appauvrissement sont déjà activés sans polarisation de grille, mais ont besoin d’une tension de porte-source pour s’éteindre.
Ils fonctionnent comme des JFETs, où le canal drain-source est intrinsèquement conducteur en raison du dopage du canal. Cela crée un chemin à faible résistance entre le drain et la source, permettant au courant de circuler sans aucune polarisation de porte.
Pour les MOSFET à appauvrissement à n canaux, les caractéristiques de drain montrent qu’une tension de grille positive croissante élargit le canal, augmentant ainsi le courant de drain.
Au fur et à mesure que la tension de grille devient plus négative, le courant de drain diminue. Ce comportement est inversé pour les MOSFET d’appauvrissement du canal p.
La tension de seuil de grille est la tension de porte à source à laquelle le canal se ferme complètement, arrêtant ainsi le flux de courant.
Le courant de saturation est le courant maximal qui peut circuler dans l’appareil à une tension de grille à source nulle.
Les MOSFET à appauvrissement fonctionnent comme un interrupteur normalement allumé, ce qui les rend utiles dans les circuits logiques numériques en tant que résistances de charge.
Ils sont largement utilisés dans les circuits d’alimentation auxiliaires de démarrage, les circuits de balayage de tension, les circuits de surveillance de courant et les relais à semi-conducteurs, entre autres applications.

MOSFET: Depletion Mode

Les MOSFET en mode appauvrissement représentent un sous-ensemble unique de la technologie MOSFET, fonctionnant fondamentalement différemment de leurs homologues en mode amélioration. Contrairement aux MOSFET à amélioration, qui nécessitent une tension grille-source positive (V_gs) pour s'allumer, les MOSFET en mode appauvrissement sont des dispositifs intrinsèquement conducteurs et « normalement allumés ».
La principale caractéristique des MOSFET en mode déplétion est leur capacité à conduire le courant entre les bornes drain et source sans polarisation de grille. Cette conductivité inhérente est due au dopage du canal, qui crée un chemin à faible résistance pour le flux de courant. Le dispositif fonctionne de la même manière que les transistors à jonction à effet de champ (JFET), où la conductivité du canal est prédéterminée par ses propriétés matérielles.
Dans les MOSFET en mode appauvrissement à canal n, l'application d'un Vgs positif améliore la largeur du canal, augmentant ainsi le courant de drain (i_d). À l’inverse, l’application d’un V_gs négatif rétrécit le canal, réduisant ainsi l’id. Ce comportement est à l'opposé pour les MOSFET à appauvrissement du canal P, où un V_gs positif diminue l'i_d et un V_gs négatif l'augmente.
Un paramètre critique pour ces MOSFET est la tension de seuil de grille (V_TH), la V_gs spécifique à laquelle le canal se ferme entièrement, arrêtant le flux de courant. Une autre caractéristique essentielle est le courant de saturation, le courant maximum qui traverse le MOSFET à zéro V_gs.
En raison de leur état « activé » par défaut, les MOSFET en mode déplétion sont particulièrement utiles dans des applications telles que les amplificateurs de puissance pour émetteurs radio. Ici, ils permettent une transmission continue du signal, maintenant la présence du signal jusqu'à ce qu'une tension de commande éteigne explicitement l'appareil. Cette capacité à rester actif en permanence fait des MOSFET en mode appauvrissement une partie intégrante des applications nécessitant un fonctionnement fiable et ininterrompu.

Depletion-mode MOSFETs are normally on transistors with a built-in channel that conducts current without gate bias. They work differently from enhancement-mode MOSFETs, which need a positive gate-source voltage, or V gs, to turn on. In a depletion device, the channel is already open because the channel doping creates a low-resistance path between the drain and source.

These devices behave much like junction field-effect transistors, or JFETs. The channel conductivity is set by the material itself. For an n-channel depletion MOSFET, a positive V gs makes the channel wider and increases drain current, or i d. A negative V gs narrows the channel and reduces i d.

A p-channel depletion MOSFET responds in the opposite way. A positive V gs lowers i d, while a negative V gs raises it. The gate threshold voltage, or V TH, is the V gs value that closes the channel completely and stops current flow. Another important value is the saturation current, which is the maximum current at zero V gs.

Because they stay on by default, depletion-mode MOSFETs are useful in circuits that need continuous operation. One example is a power amplifier in a radio transmitter, where the signal keeps flowing until a control voltage turns the device off. This makes depletion-mode MOSFETs a strong choice for reliable, uninterrupted signal control.
