I condensatori MOS hanno tre strati: lo strato inferiore è un substrato semiconduttore, quello centrale è uno strato isolante e lo strato metallico superiore è l'elettrodo di gate, che controlla la tensione del condensatore.
A tensione di gate zero, non scorre corrente e il condensatore è scarico.
L'applicazione di una tensione negativa al gate attira i fori sulla superficie del semiconduttore, formando una regione di accumulo. Il dispositivo si comporta come un condensatore convenzionale.
Applicando una tensione positiva, le lacune vengono respinte nel substrato, stabilendo una regione di carica spaziale chiamata regione di svuotamento, che agisce come un'altra capacità in serie.
Con una tensione sufficientemente alta, la concentrazione di elettroni sulla superficie aumenta, formando uno strato di inversione e diminuendo ulteriormente la capacità. Ciò si traduce in un forte aumento della corrente.
La rimozione della tensione dissipa la carica accumulata, facendo scomparire il canale e spegnendo il dispositivo.
I condensatori MOS sono utilizzati in dispositivi di memoria come la DRAM, dove la scrittura dei dati comporta l'applicazione di una tensione di gate per creare uno strato di inversione, che immagazzina temporaneamente la carica. La presenza o l'assenza di questa carica rappresenta dati binari, che necessitano di un aggiornamento periodico a causa della loro natura transitoria.

Un condensatore a semiconduttore a ossido di metallo (MOS), è una struttura fondamentale ampiamente utilizzata nella tecnologia dei dispositivi a semiconduttore, in particolare nella fabbricazione di circuiti integrati e MOSFET (transistor a effetto di campo a semiconduttore a ossido di metallo). Il condensatore MOS è costituito da tre strati: un gate metallico, un ossido dielettrico e un substrato semiconduttore.


Il gate in metallo è generalmente realizzato con materiali altamente conduttivi come alluminio o polisilicio. Sotto il gate metallico si trova un sottile strato di ossido isolante, solitamente biossido di silicio (SiO₂), che costituisce il dielettrico. Il substrato semiconduttore è comunemente silicio, che può essere di tipo p, o di tipo n.


Quando viene applicata una tensione al gate metallico, questa influenza la distribuzione dei portatori elettrici nel semiconduttore. Le bande energetiche del semiconduttore sono piatte a tensione applicata pari a zero, indicando l'assenza di carica in eccesso all'interno dell'ossido o sulla superficie del semiconduttore. Quando la tensione di gate viene aumentata positivamente, attira gli elettroni verso l'interfaccia tra l'ossido e il semiconduttore. Ciò crea un accumulo di elettroni nel silicio di tipo n e un esaurimento delle lacune nel silicio di tipo p, formando lo strato di esaurimento.


Un ulteriore aumento della tensione porta ad una forte inversione, dove la superficie del semiconduttore sotto l'ossido cambia tipologia; per esempio, un tipo p diventa un tipo n, poiché gli elettroni diventano i portatori maggioritari. Questo strato di inversione è fondamentale nel funzionamento dei MOSFET. La capacità della struttura MOS varia con la tensione applicata al gate.


Lo strato di inversione è fondamentale per il funzionamento dei condensatori MOS nella DRAM. La scrittura dei dati comporta l'applicazione di una tensione che crei questo strato e l'immagazzinamento della carica nel semiconduttore. Questa carica immagazzinata, rappresenta i dati binari, consentendo l'archiviazione e il recupero delle informazioni. La rimozione della tensione provoca la dissipazione della carica, disattivando il canale e preservando i dati memorizzati. Questo ciclo di carica è fondamentale per la funzionalità e l'affidabilità della DRAM nelle applicazioni informatiche.

A MOS capacitor uses voltage to control charge in a semiconductor. It is a key structure in semiconductor device technology and in the fabrication of integrated circuits and MOSFETs, or metal-oxide-semiconductor field-effect transistors.

The structure has three layers. A metal gate sits on top and is usually made from a highly conductive material such as aluminum or polysilicon. Below it is a thin insulating oxide layer, usually silicon dioxide (SiO2), and below that is a semiconductor substrate, often silicon that can be p-type or n-type.

At zero applied voltage, the semiconductor energy bands are flat. This means there is no excess charge in the oxide or at the semiconductor surface. When a positive voltage is applied to the gate, it changes how charge carriers are distributed in the semiconductor.

A positive gate voltage attracts electrons toward the oxide-semiconductor interface. In n-type silicon, this creates electron accumulation. In p-type silicon, it causes holes to leave the surface region, which forms a depletion layer.

If the voltage increases further, strong inversion occurs. In this state, the semiconductor surface beneath the oxide changes type. For example, a p-type surface can behave like n-type material because electrons become the majority carriers. This inversion layer is important for MOSFET operation.

The capacitance of a MOS structure changes with the gate voltage. In DRAM, this inversion layer is used to write data by applying a voltage and storing charge in the semiconductor. The stored charge represents binary data. When the voltage is removed, the charge dissipates, the channel turns off, and the stored data is preserved.
