Metal-Oxide-Semiconductor Field-Effect Transistor(MOSFET)は、Source、Drain、Gateの3つの端子を持つ半導体デバイスで、IGFET、MISFET、MOSTとも呼ばれています。
これは、基板のドーピングとソースまたはドレイン領域に応じて、nチャネルまたはpチャネルのいずれかになります。
nチャネルMOSFETでは、基板には2つの高濃度ドープされたn型ソース領域とドレイン領域があります。表面に二酸化ケイ素の薄層を成長させ、その上に金属を堆積させてゲート電極を形成します。
ゲート電圧がゼロの場合、ソースからドレインに電流は流れませんが、リーク電流はわずかです。
ゲートに正のバイアスが印加されると、基板からの電子がゲートに向かって移動し、反転層を形成し、ソースからドレインへの電子の大きな流れが可能になります。このチャネルのコンダクタンスは、ゲート電圧を変化させることによって変調できます。
従来の電流はドレインからソースに流れ、ドレイン電流と呼ばれます。
MOSFETは、スマートフォン、ラップトップ、電気自動車など、さまざまなアプリケーションに不可欠です。

The MOSFET is a semiconductor device that controls electrical current in modern electronics. It is also called an IGFET or MISFET. The three main terminals are the source, drain, and gate.

MOSFETs are classified as n-channel or p-channel devices. The type depends on the doping of the substrate and the source or drain regions. In an n-MOSFET, the source and drain are n-type regions separated from a p-type substrate by reverse-biased p-n diodes.

The gate is built from a metal plate over an oxide layer, along with the ohmic contact on the substrate. These parts make up the four terminals of the MOSFET. When no voltage is applied to the gate, an n-MOSFET stays off. Only a very small leakage current can flow from source to drain.

A positive gate bias creates an n-channel in an n-MOSFET. This allows a large current to flow between the source and drain. The channel conductance can be adjusted by changing the gate voltage. That control makes MOSFETs useful in smartphones, laptops, and electric vehicle power systems, where efficient current control with low power loss is important.
