Basse temp&eacute;rature (LT) cultiv&eacute;e GaAs a un temps de r&eacute;ponse du transporteur pratiquement qui rend favorable pour la commutation de t&eacute;rahertz photoconducteurs (PC). Cependant, ceci est obtenu au prix de mobilit&eacute; plus faible et une conductivit&eacute; thermique inf&eacute;rieure &agrave; GaAs. Nous d&eacute;montrons transporteur pratiquement balayage-out et toute ordonnance d&#39;une sensibilit&eacute; plus &eacute;lev&eacute;e dans la d&eacute;tection d&#39;un commutateur de PC &agrave; base de GaAs grandeur en utilisant une structure nanoplasmonic. Par rapport &agrave; un commutateur de GaAs PC classique, nous observons 40 fois la r&eacute;ponse cr&ecirc;te-&agrave;-cr&ecirc;te de la structure nanoplasmonic sur GaAs. La r&eacute;ponse est double que commerciale, antireflet enduit commutateur PC LT-GaAs.

Niedrig-Temperatur (LT) gewachsen GaAs hat eine Subpicosecond-Tr&auml;ger-Reaktionszeit, die g&uuml;nstig f&uuml;r die Terahertz photoleitende (PC)-switching erm&ouml;glicht. Dies ist jedoch zum Preis von geringere Mobilit&auml;t und geringere W&auml;rmeleitf&auml;higkeit als GaAs ermittelt. Hier zeigen wir Subpicosecond Tr&auml;ger-Schwung-Out und &uuml;ber eine Ordnung der Gr&ouml;&szlig;enordnung h&ouml;here Empfindlichkeit bei der Erkennung von einem Schalter GaAs-basierten PC mittels einer Nanoplasmonic-Struktur. Im Vergleich zu einem konventionellen GaAs PC-Umschalter beobachten wir 40mal die Spitze-Spitze-Antwort aus der Nanoplasmonic-Struktur auf GaAs. Die Antwort ist doppelt so hoch, dass ein kommerzieller Antireflection LT-GaAs PC-Switch beschichtet.

Low-temperature (LT) grown GaAs has a subpicosecond carrier response time that makes it favorable for terahertz photoconductive (PC) switching. However, this is obtained at the price of lower mobility and lower thermal conductivity than GaAs. Here we demonstrate subpicosecond carrier sweep-out and over an order of magnitude higher sensitivity in detection from a GaAs-based PC switch by using a nanoplasmonic structure. As compared to a conventional GaAs PC switch, we observe 40 times the peak-to-peak response from the nanoplasmonic structure on GaAs. The response is double that of a commercial, antireflection coated LT-GaAs PC switch.

Nanoplasmonic Terahertz fotoconductora encender GaAs.

We use plasmon enhancement to achieve terahertz (THz) photoconductive switches that combine the benefits of low-temperature grown GaAs with mature 1.5 μm femtosecond lasers operating below the bandgap. These below bandgap plasmon-enhanced photoconductive receivers and sources significantly outperform commercial devices based on InGaAs, both in terms of bandwidth and power, even though they operate well below saturation. This paves the way for high-performance low-cost portable systems to enable emerging THz applications in spectroscopy, security, medical imaging, and communication.
