Summary
本研究提出了在氮化钛硅基板上合成金树突状纳米森林的可行方法。金树状纳米森林的厚度在合成反应后15分钟内呈线性增加。
Abstract
本研究采用大功率脉冲磁控溅射系统, 在硅 (Si) 晶片上涂覆扁平牢固的氮化钛 (TiN) 薄膜, 并采用含氟辅助电置换反应 (FAGR) 对金进行快速、简便的沉积。树状纳米森林 (Au Dnf) 在 TiN/Si 基板上。扫描电子显微镜 (SEM) 图像和 Tin/Dnfs/Tin/si 样品的能量色散 x 射线光谱模式验证了合成过程的准确控制。在本研究的反应条件下, Au Dnf 的厚度在反应15分钟内线性增加到5.10±0.20μm。因此, 所采用的合成方法是制备 au Dnfss/tinssi 复合材料的一种简便、快速的方法。
Introduction
金纳米粒子具有独特的光学特性和局部表面等离子体共振 (lspr), 具体取决于纳米粒子1、2、3、4的大小和形状。此外, 金纳米粒子还能显著增强等离子体光催化反应5。利用金纳米粒子堆放的树突状纳米森林由于其值得注意的具体表面积和强大的 lspr 增强6、7、8、9而受到相当大的关注 10,11,12, 13.
TiN 是一种极其坚硬的陶瓷材料, 具有显著的热稳定性、化学稳定性和机械稳定性。Tin 具有独特的光学特性, 可用于可访问近红外光 14, 15 的等离子体应用。研究表明, TiN 可以产生电磁场增强, 类似于 Au 纳米结构 16.演示了用于tin 基板的17或银17 或银18、19、20的沉积.然而, 很少对 Au/TiN 复合材料进行应用研究。Shiao 等人最近证明了 Au Dnfs/tyn 复合材料在光电化学细胞21和化学降解 22中的潜在应用。
Au 可以通过使用 FAGRR23 在tin 基板上合成。Au Dnf 在 TiN 上的沉积条件对应用性能至关重要。本研究考察了 Au Dnf 在 tin 涂层硅基板上的生长情况。

Protocol
1. 样品制备
-
采用大功率脉冲磁控溅射系统制备 TiN 基板
- 将4英寸 n 型硅晶片切割成2厘米 x2 厘米的样品。
- 用丙酮、异丙醇和去离子水清洗样品。
- 用 N2 喷雾干燥 5分钟。
- 将清洗后的硅样品放入样品支架中, 并将样品支架放入大功率脉冲磁控溅射 (Hpims) 室。
- 将直径为4英寸的钛靶在溅射阴极上。
- 使用机械泵和低温泵, 将室内压力降低到 8 x 10-6 torr 以下.
- 使用 Hpims 将钛层沉积在硅片上, 并在钛层上沉积一个 TiN 层。有关 Hpims 中钛和 TiN 层的沉积参数, 请参见表 1 。

Au DNF在 tincsi 基板上的制备
- 将由 10 mM 氯尿酸 (Hicl4) 和缓冲氧化物蚀刻剂溶液 (包括 11.4 Nh4 f 和 2.3% hf) 组成的反应物溶液24毫升放入一个5厘米 x 5 厘米 X5 厘米的特氟龙容器中。
- 将基材浸入混合物溶液中3分钟。
- 取出样品, 用去离子水清洗。
- 用 n2 喷雾干燥样品 , 然后在120°c 孵育 5分钟, 得到 au Dnfs/Tin/tinsi 样品。
- 重复 Au DNF 制剂10倍。
2. 样品检查

扫描电子显微镜分析
- 用钨笔将样品切成0.4 厘米 x 0.8 厘米, 并用n2喷雾清洗。
- 用离子溅射涂布机在样品上涂上一层薄薄的 Pt 膜, 时间为50秒。
- 将制备的样品放入扫描电子显微镜 (SEM) 仪器中。
- 用扫描电子显微镜获得扫描电镜图像, 进行元素分析21,22。

- 将样品放入 x 射线衍射 (XRD) 仪器中。
- 获取 xrd 模式21,22。

Representative Results
图 1显示了 au Dnafs/tin/tinsi 样品制剂的图像。硅片是银白色的 (图 1a)。TiN/Si 为金黄色, 表面均匀 (图 1b), 表明硅片上的 tin 涂层均匀。由于 Au Dnf 的随机分布, au Dns\ tin si 呈黄褐色, 表面不那么均匀 (图 1c)。
图 2显示了沉积在 TiN/Si 基板上的 au dnf 的计划和横截面 sem 图像。TiN 层表面均匀 (图 2a), tin 层厚度约为 300 Nm (图 2a)。1分钟时, 到处都观察到小的 Au 核 (图 2c), 其中一些形成了类似海胆的大核 (图 2c)。在3分钟时形成了一个单一的树状结构 (图 2e, f), 并观察到这些分支在5分钟时重叠 (图 2e, h)。10分钟后, Au Dnf 形成并覆盖了整个 TiN 层 (图 2i, j)。15分钟时形成致密 Au Dnf (图 2k), Dnf 厚度达到 5Μm (图 2k)。
图 3显示了 Tin/Si 和 au Dnfs/tin{si 的能量色散 x 射线光谱分析结果。所述要点与综合程序一致。此外, 明显的峰可以验证 TiN 的涂层和 Au Dnf 的合成没有受到污染。
图 4说明了在 Tin/si 基板上的 au Dnf 厚度随 fagr 时间的变化。Au Dnf 的厚度随合成时间的增加呈线性增加。厚度和合成时间的线性方程, 从1到15分钟不等, 表示如下: y = 0.296t + 0.649。
图 5显示了通过不同沉积时间获得的样品的 xrd 模式。确定了 Au 峰的强 (111) 方向。尖锐的立方 Au 图案, Au(111)、Au(200)、Au(220) 和 Au(311), 与 JCPDS 04-0784 一致。Au 峰随沉积时间的增加与钛/硅基板上 au Dnf 的生长相对应。另一方面, TiN 峰值, 即 TiN(111)、TiN(200)、TiN(220) 和 TiN(311), 在1分钟的沉积时表现得很明显, 同意 JCPDS 38-1420。1分钟后, 由于 Tin\ si 基板逐渐被 Au Dnf 覆盖, TiN 的信号逐渐消失。这些 xrd 结果与以前的报告21、22相对应。

Discussion
本研究采用 FAGRR 对 TiN/Si 表面具有多种分支尺寸的 Au Dnf 进行了修饰。Au Dnf 的沉积可以通过颜色的显著变化直接识别。Tin/si 上的 Au Dnf 厚度在15分钟内增加到 5.10±0.20μm, 这种厚度的增加可以用以下线性方程表示: y = 0.20 t + 0.649,时间从1分钟到15分钟不等。
在 FAGRR 中, 金属沉积受溶液23的组成和 pH 值的影响。沉积速率随基板表面缺陷密度的增加而增大。随着置换反应时间的增加, TiN 层的厚度减小。如果 Au Dnf 的厚度足够厚, 很容易从 TiN/Si 基板中去除 Au Dnf。
镀锌位移反应更有利于氧化还原电位较高的金属。本研究提出的简便快速的无电沉积工艺为制备可作为可见光光催化剂21、22的 aux-tinnssi 复合材料提供了一种可行的方法。使用相同的协议, 也可以在其他基板上制造 Au Dnf, 如 tin sio2/si、TiN/ITO、Tin/ito 和 TiN/FTO, 以便将来应用。
